Abstract: | No presente trabalho pretende-se estudar alguns dos maiores desafios que se encontram ao tentar produtizar um PIC (photonic integrated circuit). Com esse objetivo, inicialmente é abordado o estado da arte do encapsulamento ótico, elétrico e térmico.
Inicia-se o estudo com o foco no encapsulamento elétrico, mais concretamente em determinar as regras de desenho, ou seja, definir parâmetros como comprimento, largura e distância para linhas coplanares e diferenciais construídas no substrato de silício (este é o substrato que o circuito intermédio usa para fazer a alimentação do PIC).
O substrato de silício onde as linhas são construídas é designado por Holder e tem a função de, numa mesma estrutura, facilitar os três tipos de encapsulamento (ótico, elétrico e térmico), que um PIC necessita. Para além das alimentações DC, são necessários sinais de alta frequência para a modulação dos elementos ativos. Essas pistas para altas frequências fazem parte do encapsulamento elétrico e fazem a ligação elétrica através de “Wire Bonding” entre o PIC e a eletrónica externa.
Após esta otimização, é estudado o encapsulamento térmico através da simulação do conjunto térmico [TEC (thermo-electric Cooler)+Holder+PIC] para diferentes epóxis, variando a condutividade térmica da mesma. A epóxi é um componente importante a ter em conta na assemblagem de um PIC, porque normalmente possui menor condutividade térmica de que o PIC e o Holder, e deste modo pode tornar-se uma resistência térmica à dissipação de calor. Conclui-se o trabalho com uma série de regras de desenho a serem aplicadas na conceção de sistemas de gestão térmica e elétrica em PICs. This work intends to study some of the biggest challenges that are encountered when trying to produce a PIC (photonic integrated circuit). For this purpose, the state of the art of optical, electrical and thermal encapsulation is initially addressed. The study begins with a focus on electrical encapsulation, more specifically in determining the rules of design, that is, defining parameters such as length, width and distance for coplanar and differentials lines built on the silicon substrate (this is the substrate that the intermediate circuit uses to power the PIC). The silicon substrate on which the lines are built is called Holder and has the function of, in the same structure, facilitating the three types of encapsulation (optical, electrical and thermal), which a PIC needs. In addition to DC supplies, high frequency signals are required for the modulation of the active elements. These high-frequency tracks are part of the electrical packaging and make the electrical connection through “Wire Bonding” between the PIC and the external electronics. After this optimization, the thermal encapsulation is studied through the simulation of the thermal set [TEC (thermo-electric Cooler) + Holder + PIC] for different epoxies, varying the thermal conductivity of the same. Epoxy is an important component to take into account when assembling a PIC, because it normally has less thermal conductivity than the PIC and Holder, and thus can become a thermal resistance to heat dissipation. The work is concluded with a series of design rules to be applied in the design of thermal and electrical management systems in PICs. |
